Reconfigurable RF Power Amplifiers on Silicon for Wireless Handsets is intended to designers and researchers who have to tackle the efficiency/linearity trade-off in modern RF transmitters so as to extend their battery lifetime. High data rate 3G/4G standards feature broad channel bandwidths, high dynamic range and critical envelope variations which generally forces the power amplifier (PA) to operate in a low efficiency “backed-off” regime. Classic efficiency enhancement techniques such as Envelope Elimination and Restoration reveal to be little compliant with handset-dedicated PA implementation due to their channel-bandwidth-limited behavior and their increased die area consumption and/or bill-of-material. The architectural advances that are proposed in this book circumvent these issues since they put the stress on low die-area /low power-consumption control circuitry. The advantages of silicon over III/V technologies are highlighted by several analogue signal processing techniques that can be implemented on-chip with a power amplifier. System-level and transistor-level simulations are combined to illustrate the principles of the proposed power adaptive solutions. Measurement on BICMOS demonstrators allows validating the functionality of dynamic linearity/efficiency management. In recent years, tremendous growth of the wireless market can be defined through the following words: smartphone and high-data rate wireless communication. This situation gives new challenges to RF power amplifier design, which includes high-efficiency, multi-band operation, and robustness to antenna mismatch conditions. In addition to these issues, the industry and consumers demand a low-cost small-sized wireless device. A fully integrated single-chip CMOS transceiver is the best solution in terms of cost and level of integration with other functional blocks. Therefore, the effective approaches in a CMOS process for the abovementioned hurdles are highly desirable. In this dissertation, the new challenges are overcome by introducing adaptability to a CMOS power amplifier. Meaningful achievements are summarized as follows. First, a new CMOS switched capacitor structure for high power applications is proposed. Second, a dual-mode CMOS PA with an integrated tunable matching network is proposed to extend battery lifetime. Third, a switchless dual-band matching structure is proposed, and the effectiveness of dual-band matching is demonstrated with a fully-integrated CMOS PA. Lastly, a reconfigurable CMOS PA with an automatic antenna mismatch recovery system is presented, which can maintain its original designed performance even under various antenna mismatch conditions. Conclusively, the research in this dissertation provides various solutions for new challenges of advanced mobile terminals.

A current steering DAC-based average power tracking circuit for on-chip power amplifiers (PA) 3) A CMOS-based driver stage for GaN-based switched-mode power amplifiers applicable to fully digital transmitters This thesis highlights the trends in wireless handsets, the motivates the need for fully-integrated CMOS power amplifier solutions and presents the three novel techniques for reconfigurable and digital CMOS-based PAs. Chapter 3, presents the transformer-based power combiner for out-phasing transmitters. The simulation results reveal that this technique is able to shrink the power combiner area, which is one of the largest parts of the transmitter, by about 50% and as a result, enhances the output power density by 3dB. The average power tracking technique (APT) integrated with an on-chip CMOS-based power amplifier is explained in Chapter 4. This system is able to achieve up to 32dBm saturated output power with a linear power gain of 20dB in a 45nm CMOS SOI process. The maximum efficiency improvement is about [delta][eta]=15% compared to the same PA without APT. Measurement results show that the proposed method is able to amplify an enhanced-EDGE modulated input signal with a data rate of 70.83kb/sec and generate more than 27dBm of average output power with EVM
